In recent years, as electronics have become smaller, lighter and cheaper, the way chips are packaged has been constantly updated in the post-Moore's Law era. In the field of advanced packaging, fan-out panel-level packaging (FOPLP) and glass substrates have become hot spots in research and industrialization due to their respective advantageous performances and other strengths.
Fozhixin has been engaged in the R&D and production of FOPLP and glass chip packaging substrates for a long time. It has mastered many semiconductor fan-out packaging core processes such as glass micropore processing and metallization technology, panel-level high aspect ratio copper pillar process, panel-level warpage control and chip offset correction. In terms of glass surface metallization, it has realized the manufacturing of chip boards with low temperature, low roughness and high binding force (the binding force between copper and glass is more than 15 N/cm). In conclusion, Fozhixin’s technical capability has reached the international advanced level. This article will focus on the challenges faced by FOPLP and glass chip packaging substrate technologies, as well as product applications."

With the changes in international geopolitical pattern, international trade uncertainty continues to increase. At the same time, the huge terminal application market, such as the surge in demand for advanced computing power, continues to drive the development of semiconductor advanced packaging industry. Domestic substitution and independent research and development have become unprecedentedly important. Overall, opportunities and challenges coexist in the semiconductor industry.
In the post-Moore era, the focus of semiconductor industry has gradually shifted to the innovation of packaging technology. As an important link in the core semiconductor industry chain, advanced packaging has become a key way to improve chip performance and an important path to extend Moore's Law. With the rise of AI and 5.5/6G applications, the demand for semiconductor devices has dramatically increased, leading to a broader application of advanced packaging technology.
In the field of advanced semiconductor packaging, WG Tech innovatively proposed to replace silicon substrate with glass substrate for advanced semiconductor packaging. After years of unremitting research and development, WG has built an end-to-end solution for the whole industry chain, and is in an industry-leading position in terms of technological reserves and forward-looking layout of production capacity. In the production of TGV metal lines, the combination of glass and copper is challenging. The PVD copper plating technology independently developed by WG has made key breakthroughs in copper thickness, adhesion and yield. At the same time, it is expected that the upstream and downstream of the industrial chain will work together to overcome more difficulties.

TGV technology is an emerging vertical interconnection technology aimed at the advanced packaging field of semiconductors. It will redefine chip packaging and promote advancements in Moore's Law. Glass substrates have excellent mechanical properties, outstanding dielectric performance, and adjustable coefficients of thermal expansion, achieving optimal compatibility with semiconductor processes. They are one of the inevitable trends in semiconductor development in the post-Moore era. Substrate glass is a key core material for TGV technology. Advanced packaging processes impose special requirements on its coefficient of thermal expansion, glass transition temperature, dielectric loss, Young's modulus, and warpage. It is necessary to strengthen the design of glass material systems, innovate processing technologies, and enhance collaboration across the industrial chain to contribute to the evolution of TGV advanced packaging technology.
